The 5SHX06F6004 is an Integrated Gate Commutated Thyristor (IGCT), a power semiconductor electronic device for switching current in industrial equipment, jointly developed by Mitsubishi and ABB. Its basic structure makes it similar to a gate turn-off (GTO) thyristor, but with the notable feature of having multiple gates in parallel.
This structure allows IGCT to have lower conduction losses and to withstand higher voltage rise rates, so buffers are not required in most applications. Due to the multiple grid in parallel, the turn-off current is greater than the anode current, resulting in a shorter time to completely eliminate the minority carriers, so that the IGCT device has a faster turn-off speed. At the same time, the grid parallel also makes the inductance and resistance connected to the grid drive circuit lower.
Compared to GTO thyristors, IGCT has a faster turn-off time, so it can operate at frequencies up to a few kHz for a shorter period of time. In addition, IGCT can be made into devices with or without reverse blocking capability, which further increases its flexibility in different applications.
